运用真空射频磁控溅射[1]反应系统(JGP500D1)进行薄膜沉积,在经过镜面抛光过的Si单晶片衬底上[2],利用掺杂质量2%Al的ZnO:Al陶瓷靶(纯度为99.99%),采用施主-受主共掺杂的方法,在N2于Ar体积比1:1的混和气体的气氛下,制备了Al-N共掺杂的ZnO薄膜。探讨了掺杂对薄膜晶体结构、表面形貌及电学性能影响。
